Inspection Procedure
Standardized test procedures define the acoustic microscopy methods used to inspect die attach bonds in microelectronic packages. Known as MIL-STD-883 Method 2030, this standard establishes the non-destructive inspection criteria for assessing the quality of die attach materials. It focuses on identifying voids, cracks, or delamination in the bonding medium.
The protocol is applicable to both organic and inorganic attachment materials.
Rejection Criteria
Acceptance and rejection are based on the percentage of voiding detected within the total contact area of the die attach. Under MIL-STD-883 Method 2030, a device is rejected if the total void area exceeds ten percent of the total die attach area. Single voids that span across more than a specified percentage of any side or corner also trigger a failure.
This rule prevents mechanical instability and localized hotspots.
Acoustic Imaging
Implementation requires scanning acoustic microscopy operating in reflection mode to resolve internal features without damaging the component. High-frequency ultrasound waves are transmitted into the package, and the amplitude of the reflected signal is analyzed to construct a grayscale map of the internal interface. Air-filled voids reflect nearly all the energy and appear as high-contrast white regions.
Since the test does not alter the physical board, it represents a primary tool for qualification and screen testing of high-reliability aerospace components, ensuring that latent physical flaws are detected before field deployment.
