Acoustic isolation techniques are used during ultrasound testing to capture echoes from specific depth layers within a multi-layered electronic package. This timing process, temporal signal gating, allows the receiver to analyze only the interface of interest. It works by restricting the measurement window to a precise time interval.
Signal Processing
To implement this method, the system calculates the time-of-flight of the ultrasound pulse as it travels through each material layer. In a typical plastic package, temporal signal gating is adjusted to target the die attach layer while ignoring the reflections from the top mold surface or the substrate bottom. By isolating the return signal in the time domain, the scanner can reconstruct a clear image of the target boundary.
This selective analysis prevents noise from adjacent layers from distorting the void measurements.
Inspection Benefit
This precise filtering of echo data is essential for assessing thin-profile packages where the internal layers are extremely close together. Without temporal signal gating, overlapping signals would blend into a single waveform and obscure thin gaps or subtle delamination defects. Utilizing this technique allows inspectors to achieve high vertical resolution in complex multi-die assemblies.
It reduces the rate of false rejects by ensuring that any reported anomaly is actually located within the specified layer of interest, supporting reliable assembly audits.
