Integrated circuit packages with a lead or ball spacing of 0.5 millimeters or less require specialized assembly processes to ensure reliable electrical connections. These fine pitch components demand high precision during stencil printing and part placement to avoid solder bridging between adjacent pads. They are typically found in compact consumer electronics where board real estate is limited.
Printing Challenge
Stencils for these parts use thin foils and laser polished apertures to facilitate the transfer of very small volumes of solder paste. Because the distance between pads is so small, even a slight misalignment causes a short circuit after reflow. Assemblers often use high resolution optical inspection systems to verify the print quality of fine pitch components before the parts are placed.
Placement Accuracy
Robotic pick and place machines must have high magnification cameras and precise motor controllers to align the leads with the land pattern. If a part is skewed by a few microns, the leads may miss the solder deposits entirely or touch the neighboring trace. Heat management during reflow is also more difficult because the small thermal mass of the leads makes them susceptible to overheating.
Quality control for these assemblies usually involves three dimensional x ray inspection to check the integrity of hidden solder joints. Adherence to strict placement tolerances is necessary for the functionality of high density modules.
