Environmental Test
A laboratory test protocol subjects surface mount components to controlled moisture preconditioning and thermal cycles to evaluate their survivability during assembly reflow. Executing an msl 3 reflow simulation determines if a plastic encapsulated integrated circuit will suffer from internal delamination or popcorn defects when soldered. This evaluation is critical for validating component packaging before shipping devices to electronics manufacturing services.

Moisture Exposure
Test specimens are baked to remove residual moisture and then placed in a climate chamber at sixty percent relative humidity for a designated period. This step simulates the natural moisture absorption that occurs when components are exposed to ambient warehouse conditions. Following exposure, the parts are passed through a conveyorized reflow oven that reaches peak temperature to mimic actual lead-free soldering profiles.
The rapid heating vaporizes any absorbed moisture, generating internal pressure that can rupture the package.
Pass Criterion
Acoustic microscopy scans the internal interfaces of the package to look for gaps and cracks after the thermal cycle. Samples must show no internal separation between the silicon die and the molding compound to pass verification. This inspection prevents unreliable components from entering the assembly stream.
