Radiation Source
Industrial imaging systems rely on high-precision radiation sources that generate an extremely small focal spot to resolve sub-micron features in electronic assemblies. Utilizing a micro-focus x-ray tube allows inspection systems to achieve high magnification without losing image sharpness. This component is required for detecting microscopic defects in modern high-density interconnects and semiconductor packages.
The size of the focal spot, typically between one and five micrometers, determines the spatial resolution limit of the entire inspection system.
Spatial Resolution
Target heating limits the maximum power that can be applied to the anode without causing thermal damage. In a micro-focus x-ray tube, electromagnetic lenses focus the electron beam onto a small spot on a metal target, which generates X-rays. Because of the high energy density, some systems use rotating targets or liquid cooling to dissipate heat.
The system software controls the filament current and tube voltage to maintain a stable focal spot size during prolonged inspection runs. This stability is critical to prevent the image from blurring during high-magnification automated scans.
Defect Analysis
High-resolution inspection is necessary to evaluate the quality of advanced packaging technologies like package-on-package and micro-BGAs. With a micro-focus x-ray tube, the inspection system can detect micro-voids in solder balls, micro-cracks in through-hole plating, and copper pillar misalignment. These defects are invisible to standard X-ray systems because their features are smaller than the focal spot size of a conventional tube.
The increased detail allows assembly lines to detect process shifts before they result in functional board failures. This non-destructive test represents a major quality control step for high-reliability automotive assemblies. Automated inspection routines rely on this high-contrast imaging to perform automated void calculations on thermal pads, where small gray-level variations must be segmented with high accuracy to avoid false pass decisions.
