When conveyor speeds mismatch component thermal mass, bridging defects or insufficient intermetallic compound formation materializes at the end of the line. The process window requires strict dwell duration parameters to activate chemical agents adequately without depleting wetting agents prematurely.
Flux Activation
Chemical cleansing inside the soak zone strips copper oxides from component terminations and pads by deploying active organic acids. Volatilization of solvents proceeds gradually during this plateau to prevent violent outgassing that typically causes solder ball displacement during subsequent ramp phases. Rheological properties of the paste dictate how long the flux remains effective under sustained heat before polymer degradation sets in.
Insufficient dwell time leaves residues corrosive to bare copper traces, whereas excessive exposure exhausts the protective atmosphere entirely.
Process Limit
Board fabrication introduces copper plane thickness variations that directly dictate the necessary soak zone duration for a given assembly layout. Thermocouple placement on the heaviest BGA package corner determines the true reading rather than ambient oven thermocouple logs. Upper boundary thresholds depend on component manufacturer thermal degradation limits, particularly for moisture sensitive plastic packages prone to delamination.
Lower boundary limits are governed by the minimum time required for volatile evaporation without boiling. Defect verification occurs via automated X-ray inspection to detect voiding percentages caused by improper volatile release during this specific operational window.
